Resumo: | In this work we present the results of the study of thermal stability of silicon nanowires (SiNWs), carried out by computational simulation using Monte Carlo methods. The study focuses on cylindrical nanowires grown in the [001], [110] and [111] directions with diameters up to 6nm. For the case of nanowires in the [001] direction, hollow structures have been studied. These hollow structures present a fixed 5nm external diameter and variable internal diameters. Hydrogen passivated nanowires, grown in the [111] direction, have also been studied. The Tersoff potential has been inplemented to describe the Si-Si and Si-H interactions. For the nonpassivated nanowires, the calculations show that the nanowires grown in the [110] direction are the most stable ones, with the nanowires grown in the [001] direction being determined to melt at the lower temperatures. Passivated nanowires, grown at [111] direction, are seen to melt at lower temperatures when compareted to the non-passivated nanowires with similar diameters and grown at the same direction. A fit of the melting temperatures, as a function of the diameter of the nanowires, show that the surface to bulk ratio has a great influence on the melting temperature of the Si nanowires. O estudo aborda nanofios com direções de crescimento [001], [110] e [111] em diâmetros de até 6 nm. Para o caso dos nanofios na direção [001] estudou-se também nanofios de silício ocos (nanotubos cristalinos) de diâmetro externo 5 nm e diâmetro interno variável. Estudou-se ainda nanofios de Si na direção [111], saturados com hidrogênio na superfície. No programa usado para realizar o estudo, fez-se uso do potencial de Tersoff, com os parâmetros para a descrição do silício e do hidrogênio, no caso dos nanofios saturados com H. Para o caso dos nanofios não saturados, determinou-se que os nanofios crescidos ao longo da direção [110] são térmicamente mais estáveis, sendo os nanofios na direção [001], os que apresentaram ponto de fusão a mais baixas temperaturas. Para a direção de crescimento [111], analizados os nanofios saturados e não saturados, verificou-se que os nanofios saturados com H apresentaram ponto de fusão em temperaturas mais baixas, comparativamente aos nanofios de mesmo diâmetro não saturados. As curvas de dados foram ajustadas com o algoritmo de extrapolação para redes finitas. O ajuste mostra que a razão áera volume dos nanofios tem grande influencia na temperatura de fusão dos SiNWs.
